Manufacturing process


Die Bond process


Through the use of wafers, the product size is reduced to achieve the goal of light weight and miniaturization.

Chip bonding is performed in an environment with nitrogen and hydrogen protective gas.






Wire Bond process


Aluminum wire: 5μmil, 8μmil, 12μmil and other wire diameters.

Gold wire: 0.6~2μmil gold wire and other wire diameters.

Customized line arc, suitable for small size power package.






Molding process


A total of 12 independent temperature detection and control units for the upper and lower molds to ensure good temperature uniformity

1 mold (80 or 56)/5 minutes.

The data such as time and pressure can be set according to different products and applications; Non-destructive tensile testing of solder joints while welding.


Precision Resistance Welding


Precision resistance welding is a welding process that fuses and joins two metal parts by precisely controlling the welding current and electrode pressure, causing the contacting surfaces to melt and fuse together.

This welding process can be used to join metal parts made of different materials, and it has the advantages of high precision, consistent weld seams, and no need for filler material.






Laser Welding


Laser welding is a method of joining materials by focusing a laser beam as the energy source to generate heat at the welding interface.

Laser welding has the characteristics of concentrated heat, small welding deformation, and immunity from electromagnetic fields.
